AB  - The effect different deposition regimes (constant and reversing currents), on the powdered copper electrodeposits morphology were investigated. The results obtained in constant regimes were compared with those obtained in reversing regimes. The morphology of electrodeposited copper powder were investigated using a scanning electron microscope (SEM). The effect of the current amplitude, cathodic-to-anodic time ratio and period of the current wave are discussed. It is shown that the parameters determining the reversing current wave determine the micromorphology of the copper powder particles deposited. On the other side, technological properties of powders depend on their granulometry and particle morphology. Very often one method is inadequate for characterization of the morphology of powder particles. This paper also studied different methods for clear describing of the copper powder granulometry and morphology.

AB  - Electrodeposition of copper by pulsating overpotential (PO) regime in the range of hydrogen co-deposition was examined by scanning electron microscopy. It was found that the increase of the pause-to-pulse ratio produced a strong effect on the morphology of electrodeposited copper. Honeycomb-like copper structures were formed with the pause-to-pulse ratios up to 5. Up to this value of the pause-to-pulse ratio, the diameter of the holes formed by attached hydrogen bubbles was decreasing, while their number was increasing by the application of PO regime. The compactness of the formed honeycomb-like structures was also increasing with the increasing pause duration. The increase of the pause-to-pulse ratio suppressed a coalescence of neighboring hydrogen bubbles. Copper dendrites in the interior of the holes and at their shoulders were formed with the higher pause-to-pulse ratios. The size of the formed dendrites, as well as their number, increased with the increasing pause duration. Depth of holes was decreasing with the increasing pause duration. The increased compactness of the obtained structures was explained by the use of a set of equations describing the effect of square-wave PO on electrodeposition process.

AB  - The effect of the concentration of the reacting ion on the nature of the control of the electrodeposition process was investigated by digital simulation of the polarization curve using the Newman form of the polarization curve equation and the Levich dependence of the limiting diffusion current density under natural convection conditions. A simple method for the determination of the exchange current density from polarization measurements is also proposed. The agreement with experiments was correct.
AB  - U radu je ispitivan uticaj koncentracije reagujućeg jona na vrstu kontrole procesa elektrohemijskog taloženja. Primenjena je digitalna simulacija polarizacionih krivih na osnovu Newman-ovog oblika jednačine polarizacione krive i Levich-eve zavisnosti granične difuzione gustine struje u uslovima prirodne konvekcije. Predložen je jednostavan metod određivanja gustine struje izmene na osnovu polarizacionih merenja. Dobijena je zadovoljavajuća saglasnost sa eksperimentalno dobijenim vrednostima.

Polarization curves in the ohmic controlled electrodeposition of metals

AB  - The conditions under which ohmic controlled metal electrodeposition occurs are discussed using a simple mathematical model. it is shown that ohmic controlled electrodeposition can be operative if the value of the exchange current density for the electrodeposition process is more than 10 times larger than the corresponding value of the limiting diffusion current density. In this case, a linear dependence of the current density on overpotential up to the value of the limiting diffusion current density can be observed. On the other hand, the initiation of dendrite growth under these circumstances is possible, even at very low values of overpotential, at the moment when the limiting diffusion current density is attained in potentiostatic electrodeposition. In this way, instead of a limiting diffusion current density plateau. an inflection point on the polarization curve can be observed, since dendritic growth is followed by an increase in the deposition current density. At the same time. it is shown that the ensemble of tips of dendrites can behave as an ensemble of microelectrodes working independently under mixed or activation control due to the absence of a common diffusion layer. This was confirmed by deposition of copper on a copper dendritic electrode and by silver electrodeposition from a silver nitrate solution onto a graphite substrate.

AB  - The formation of honeycomb-like structures in the pulsating overpotential (PO) regime was examined by scanning electron microscopy (SEM). The honeycomb-like structures obtained with a square-wave PO of different pause to pulse ratios were compared to the one obtained in the constant potentiostatic regime. Increasing the pause to pulse ratio led to a decrease of the diameter of the holes formed by attached hydrogen bubbles, as well as to an increase in the number of holes formed at the surface area of copper electrodes. The size of the agglomerates of copper grains, of which the walls of the holes were constructed, was reduced with increasing duration of the pause. Also, the uniformity of the honeycomb-like structures was increased by application of the PO regime. It was shown that the effects attained by application of this regime were comparable with those obtained by electrodeposition in a constant potential regime with the addition of specific additives.

Cross-section analysis of the morphology of electrodeposited copper obtained in the hydrogen co-deposition range

AB  - Cross-section analysis of copper deposits electrodeposited in the hydrogen co-deposition range at a constant overpotential and in a pulsating overpotential (PO) regime was performed. It was shown that a complete structural analysis of these technologically very important electrodes is impossible without an analysis of their internal structure. An insight into the compactness (or porosity) of the deposits, as well as into the depth of the holes, can only be obtained by this type of analysis.
AB  - Urađena je analiza poprečnih preseka taloga bakra dobijenih u oblasti ko-depozicije vodonika na konstantnoj prenapetosti i režimom pulsirajuće prenapetosti. Pokazano je da kompletna strukturna analiza ovih tehnološki veoma važnih elektroda nije moguća bez analize njihove unutrašnje strukture. Uvid u kompaktnost (ili poroznost) taloga, kao i u dubinu rupa može da se dobije samo ovim tipom analize.

AB  - The papers dealing with the effects of electrodeposition conditions on the decisive characteristics of electrolytic copper powder and their mutual relations are reviewed, and a semiquantitative theory based on them is presented. Also, the method for the estimation of the surface energy of disperse deposit formation based on the estimation of a surface area of deposits at different overpotentials is proposed. Then, the values of the surface energy of disperse deposit formation estimated in this way are used for the correlation of the specific surface of a powder to the electrodeposition conditions. The good agreement between the values of the specific surface of a powder determined in this way and those found in the literature is obtained. The apparent density of a powder as one of the decisive characteristics of metal powders is also correlated to the specific surface, and hence, to the electrodeposition conditions. In this chapter, the size of representative powder particle having the same specific surface as a powder is defined and the shape of the particle size distribution curve is analyzed. The problems concerning the effect of the particle shape and structure on the flowability of electrolytically formed copper powder are also discussed.© 2009 by Nova Science Publishers, Inc. AB  - The ionic equilibrium of the species in the CuSO4-H2SO4-H2O system was employed to systematize the conditions of copper electrodeposition leading to the formation of the honeycomb-like structure. The reason why CuSO4 concentrations higher than 0.15 M are unsuitable for the formation of honeycomb-like structures is shown. The range of H2SO4 concentrations enabling the formation of this type of structure was also determined. The conditions leading to the formation of the honeycomb-like structures are: electrodeposition from solutions with lower concentrations of Cu(II) ions (0.15 M CuSO4 and less) in a concentration range from 0.25 to 1.0 M H2SO4, at a temperature of 18.0±1.0°C and at overpotentials outside the plateau of the limiting diffusion current density at which hydrogen evolution is vigorous enough to change the hydrodynamic conditions in the near-electrode layer. .

Pokazano je da su koncentracije CuSO4 veće od 0,15 M nepogodne za formiranje strukture pčelinjeg saća. Određen je i opseg koncentracija H2SO4 u kojem se formira ovakva struktura. AB  - Formation of irregular deposits by electrodeposition from acid sulfate solutions of various H2SO4 concentrations was examined by the determination of the average current efficiency of hydrogen evolution and by the scanning electron microscopic (SEM) analysis of the copper deposits morphology. Copper dendrites were the dominant morphological form obtained at overpotentials corresponding to the plateaus of the limiting diffusion current density. The number of the formed dendrites was increasing with the decreasing H2SO4 concentration. Holes formed due to the attached hydrogen bubbles were the basic morphological form of electrodeposited copper from all analyzed copper sulfate solutions at overpotentials outside the plateau of the limiting diffusion current density. The honeycomb-like structures (holes of the detached hydrogen bubbles with cauliflower-like agglomerates of copper grains between them) were formed if electrodepositions were performed from 0.15 M CuSO4 in both 0.250 M and 1.0 M H2SO4. On the other hand, aside from the holes and cauliflower-like forms, electrodeposition from 0.15 M CuSO4 in 0.125 M H2SO4 led to the formation of degenerated dendrites and dendritic particles inside channels formed of evolved hydrogen. Holes with shoulders of degenerated dendrites were also formed. The formation of different morphological forms under hydrogen co-deposition was discussed in the terms of hydrodynamic conditions in the near-electrode layer using the values for the break-off diameter of hydrogen bubbles.

It was found that the structure of the powder particles strongly depended on the quantity of evolved hydrogen that is, two types of powder particles were formed, depending on the quantity of evolved hydrogen. One type of particle was formed during the electrodeposition of copper when the quantity of evolved hydrogen was insufficient to change the hydrodynamic conditions in the near-electrode layer. This particle type comprised dendrites constructed of corncob-like structures as the basic element. The other type of particle was cauliflower-like and was formed when the quantity of evolved hydrogen was sufficient to change the hydrodynamic conditions in the near-electrode layer. However, both types of particle consisted of agglomerates of copper grains. The only difference lay in the size of the copper grains of which the agglomerates were constituted. The size of the grains was a function of the electrodeposition overpotential and, consequently, the quantity of evolved hydrogen, with a tendency to attain a steady value when the electrodeposition overpotential was increased.

AB  - The relative concentration of hydrogen ion (H(+)) as a function of sulfuric acid (H(2)SO(4)) concentration (calculated using Pitzer's model) and the electrochemical processes by which irregular copper deposits are formed were correlated. Irregular deposits are formed by potentiostatic electrodeposition at a high overpotential where the hydrogen evolution reaction occurs parallel to copper electrodeposition. Two sets of acid sulfate solutions were analyzed. In one set of experiments, the concentration of CuSO(4) was constant while the concentration of H(2)SO(4) was varied. The other set of experiments was performed with a constant concentration of H(2)SO(4) and different concentrations of CuSO(4). Then, the volumes of the evolved hydrogen (calculated as the average current efficiencies of hydrogen evolution) and the morphologies of copper deposits, characterized by the SEM technique, obtained for the same ratio of CuSO(4)/H(2)SO(4) were mutually compared and discussed in terms of the relative concentrations of hydrogen ions (H(+)) as a function of the H(2)SO(4) concentration. Good agreement between the ionic equilibrium in the CuSO(4)-H(2)SO(4)-H(2)O system and the results of the electrochemical processes was obtained. In this way, it was shown how this ionic equilibrium can be applied to predict and analyze the solution composition in electrolytic copper deposition processes.

AB  - In this paper, the phenomenology of a formation of a honeycomb-like structure was considered. Copper deposits obtained at overpotential of 1000 mV were examined by scanning electron microscopy (SEM) technique. It was shown that two groups of craters or holes were formed by the electrodeposition at this overpotential. The origin of one group is associated with hydrogen evolution and the attachment of hydrogen bubbles at the surface area of an electrode. For the origin of the other group, a current distribution at the growing surface was very important. The effect of preparing a working electrode onto the formation of a honeycomb-like structure is also considered.

AB  - Copper electrodeposition from acid sulfate solutions at an overpotential of 1000 mV, which is about 250 mV outside the plateau of the limiting diffusion current density, was examined by the determination of the average current efficiency of hydrogen evolution and by the scanning electron microscopic (SEM) analysis of the morphology of the formed copper deposits. Craters or holes formed due to the attachment hydrogen bubbles were the dominant morphological forms of copper deposits obtained at this overpotential. In dependence of the concentration of Cu (II) ions in the plating solution, the two types of holes or craters were formed. One type of holes is obtained by electrodeposition from a solution with a concentration of Cu (II) ions of 0.075 M CuSO4 in 0.50 M H2SO4, and a honeycomb-like structure was formed from these holes. The other types of holes are formed from a solution with a higher concentration of Cu (II) ions (0.60 M CuSO4 in 0.50 M H2SO4) and the formed holes were dish-like. A mixture of both types of holes was obtained by electrodeposition from 0.30 M CuSO4 in 0.50 M H2SO4. The obtained morphologies of copper deposits are discussed in terms of the effect of hydrogen evolution on the hydrodynamic conditions in the plating solution.

AB  - The effect of temperature on the electrodeposition of copper at overpotentials belonging to the plateau of the limiting diffusion current density and higher was examined by the determination of the average current efficiency of hydrogen evolution and by scanning electron microscopic (SEM) analysis of the morphology of the formed copper deposits. Increasing the temperature of the solution led to a shift of both the beginning and the end of the plateau of the limiting diffusion current density towards lower electrodeposition overpotentials. Also, higher temperatures led to the formation of morphological forms of copper deposits characteristic for electrodeposition of copper at some higher overpotentials. The unexpected trend in the development of copper structures electrodeposited at an overpotential of 800 mV is discussed in terms of the effect of temperature on the viscosity and surface tension of the electroplating solution.
AB  - Uticaj temperature na elektrohemijsko taloženje bakra na prenapetostima koje pripadaju platoima granične difuzione gustine struje, kao i na višim prenapetostima je ispitan određivanjem srednjeg iskorišćenja struje reakcije izdvajanja vodonika i analizom morfologija taloga bakra tehnikom skenirajuće elektronske mikroskopije. Povećanje temperature rastvora dovelo je do pomeranja i početka i kraja platoa granične difuzione gustine struje ka nižim prenapetostima. Takođe, povećanje temperature dovelo je do formiranja morfoloških formi taloga bakra karakterističnih za elektrohemijsko taloženje na nekim višim prenapetostima. AB  - Electrodeposition of copper from acid sulfate solutions at overpotentials on the plateau of the limiting diffusion current density and at higher overpotentials was examined. The average current efficiencies for hydrogen evolution reaction are determined by a measurement of the quantity of evolved hydrogen and the overall electrodeposition current as a function of electrodeposition time, while morphologies of copper deposits are examined by the use of the scanning electron microscopy (SEM) technique. It is found that the open and porous structures of copper deposits (denoted and as honeycomb - like copper structures), suitable for electrodes in electrochemical devices such as fuel cells and chemical sensors, were reached by electrodeposition processes from solutions with the lower concentrations of Cu (II) ions (0.15 M CuSO 4 and less in 0.50 M H2SO4) at overpotentials outside the plateau of the limiting diffusion current density at which the quantity of evolved hydrogen was enough to change hydrodynamic conditions in the near - electrode layer. The main characteristics of these copper structures were craters or holes formed primarily due to the attachment hydrogen bubbles with agglomerates of copper grains between them.
